化學性質：

在半導體生產工藝中，光刻是至關重要的一個工藝環節，而涂膠工藝將直接影響到光刻的質量，所以涂膠也顯得尤為必要。

本文介紹了增黏劑(HMDS)的物化性質及其在光刻工藝中的作用，并且通過實驗研究將增黏劑應用于一些材料的光刻工藝，改善了材料的表面狀態，增強了襯底與光刻膠的黏附性，進而在濕法腐蝕等后續工藝中提高了光刻膠的抗腐蝕性。

在涂膠工藝中，所用到的光刻膠絕大多數是疏水的，而晶片表面的羥基和殘留的水分子是親水的，如

果在晶片表面直接涂膠的話，勢必會造成光刻膠和晶片的粘合性較差，甚至造成局部的間隙或氣泡，涂膠厚度和均勻性都受到了影響，從而影響了光刻效果和顯影。

為了解決這一問題，涂膠工藝中引入了一種化學制劑，即HMDS，它的英文全名叫Hexamethyldisilazane（HMDS），化學名稱叫六甲基二硅氮甲烷。

將增黏劑涂到襯底表面后，通過加溫可反應生成以硅氧烷為主體的化合物，這實際上是一種表面活性劑，幾個分子厚的增黏劑就可以成功地將襯底表面由親水變為疏水，其疏水基可很好地與光刻膠結合，起到耦合的作用。再者，在顯影的過程中，由于它增強了光刻膠與襯底的黏附性，從而有效地抑制腐蝕液進入光刻膠與襯底的側向鉆蝕，提高了光刻膠的抗蝕性。

光刻膠的研究方向 ① 從工藝的角度去考慮。

普通的光刻膠在成像過程中，由于存在一定的衍射、反射和散射，降低了光刻膠圖形的對比度，從而降低了圖形的分辨率。隨著曝光加工特征尺寸的縮小，入射光的反射和散射對提高圖形分辨率的影響也越來越大。為了提高曝光系統分辨率的性能，人們正在研究在曝光光刻膠的表面覆蓋抗反射涂層的新型 光刻膠技術。該技術的引入，可明顯減小光刻膠表面對入射光的反射和散射，從而改善光刻膠的分辨率性能，但由此將引起工藝復雜性和光刻成本的增加。

第3章 HMDS與光刻膠的相互作用過程

3.1 増黏劑（HMDS）預處理

在光刻工藝的涂膠工藝中，所使用的光刻膠大多是疏水性的。而在樣品晶片的表面的羥基和一些殘留的水分子卻是親水性的。為了使光刻膠能夠直接涂在晶片的表面就需要在其中添加増黏劑（HMDS）。它能夠成功將晶片表面的親水性變為疏水性，其疏水基很好地與光刻膠結合。最初，人們使用的是液態的増黏劑（HMDS）直接涂到晶片的表面，然后，由于晶片的高速旋轉，在晶片的表面會形成一層HMDS膜。這樣就解決了晶片與光刻膠的結合問題。但這只是階段性的，隨著光刻線條的越來越細，隨著膠的越來越薄，需要膠的粘附力也就越來越強。所以，對増黏劑（HMDS）就要進行預處理。

下面介紹將一種預處理系統。

3.1.1 預處理系統的優越性

HMDS預處理系統的優越性在于：

（1）預處理性能更好：在經過多次的氮氣置換后，對HMDS進行處理，這樣就會防止塵埃的影響。另外，在晶片從去水烘烤到進行HMDS處理這一整個過程中，晶片都不會離開容器，這樣就不會有很多的水分被晶片吸收，處理的效果自然也就較好。

（2）處理更加均勻：由于光刻膠是以蒸汽的形式進行涂布，與傳統的液體涂布相比，光刻膠的分布會更均勻，這樣處理后，光刻膠的均勻性較好。

（3）效率高：由于傳統的液態涂布采用的是單片操作，而蒸汽式涂布一次可以同時操作和處理多達四盒的晶片，效率有很大的提高。

（4）更加節約藥液：使用液態涂布方式進行涂布所需藥液較多，而同樣情況下同樣多的藥液，可以涂抹多達四盒甚至更多的晶片。

（5）更加環保和安全：眾所周知，HMDS是屬于劇毒物，人吸入會導致中毒，中毒后會出現各種不良反應，比如：反胃、嘔吐、腹痛、刺激胸部、呼吸道等。而本系統在整個過程中，操作環境是密閉的，所以人是不會接觸到HMDS氣體的，這樣就可以保護操作人員。而且，它的尾氣會經過尾氣處理系統進行處理，這樣對環境也有保護作用，不會造成污染。

本次HMDS與光刻膠相互作用的研究涉及到了HMDS的物理化學性質、光刻膠的性質和技術參數，光刻技術的發展與應用，光刻工藝的流程等方面的知識。涉及了薄膜制備工藝中所學的大部分內容。通過這次論文的撰寫鞏固了學過的知識并能夠較好的利用。

通過本次畢業設計，得出在光刻膠中添加増黏劑可以改善光刻工藝中的產品的成品率，它能將一些材料的親水性改為疏水性，這樣就能使具有疏水性的光刻膠具有更好的黏附性。實驗表明，使用了増黏劑的光刻

膠生產的樣品較未使用的樣品在濕法腐蝕工藝中具有良好的抗腐蝕能力。除此之外，論文提出了對HMDS進行預處理。由于光刻線條變得越來越細，HMDS需要經過預處理系統才能增加其粘附能力。而且還有其他的一些優越性，比如效率高，節省藥液，更加環保和安全等

増黏劑（HMDS）應用之沉積碳化硅涂層

碳化硅涂層有由于其具有良好的熱導性能、較高的硬度以及良好的熱穩定性，已被廣泛地應用作鋼鐵、微電子工業、纖維增強陶瓷基復合材料中的保護性涂層。制備方法包括磁控濺射法、化學氣相沉積法以及激光輔助沉積法。

由于増黏劑（HMDS）中含有六個甲基，C/Si摩爾比為3：1，在熱分解過程中會產生過量的殘余碳，為了使C/Si摩爾比接近為1：1，殘余碳能夠盡可能地排出反應室外，對不同溫度的沉積情況研究如下：在沉積溫度在900攝氏度和950攝氏度時，預制件底部未見殘碳富集，在1000攝氏度時，有少量殘碳富集，在1100攝氏度時，殘碳富集嚴重。可以看出，隨著溫度的上升，HMDS的分解速率增加，導致愈來愈多的殘余碳來不及被抽出反應室而富集在預制件底部。【3】

由HMDS沉積碳化硅具體過程為：HMDS在高溫下會發生反應，首先由反應生成含Si和C的中間態反應物，然后中間態反應物會進行擴散，沉積到基體的表面。最后，含Si和C的中間態反應物會通過表面反應生成SiC，而SiC粒子會沉積在基體的表面

4.2不足之處及未來展望

在本文中提到，増黏劑（HMDS）添加到光刻膠中對光刻工藝的作用主要是提高成品率和增加樣品的抗腐蝕能力。目前最常用的正性光刻膠為DQN，分別表示感光化合物（DQ）和基體材料（N）。隨著IC特征尺寸亞微米、深亞微米方向快速發展，現有的光刻機和光刻膠已無法適應新的光刻工藝要求。相信隨著光刻工藝的不斷發展，光刻機甚至開始采用非光學光刻的方式（即電子束曝光、離子束曝光），光刻膠產品的綜合性能也必須隨之提高，才能符合集成工藝制程的要求。由此，電子束光刻膠極有可能在集成電路線寬降至納米級時大顯身手，另外，X射線膠和離子束膠也因其優勢可以對微電子光刻技術起到很好的推動作用。HMDS高效逆流式磁選機的結構、工作原理及技術特點

2．1 HMDS磁選機的結構

HMDS高效逆流式磁選機主要由支架、筒體、磁系、端蓋、給礦管、給礦箱、擋礦板、精礦管、精礦溜槽、刮板、脫水區、尾礦管、掃選區、槽底、溢流堰等構成。

2．2 HMDS磁選機的工作原理

HMDS高效逆流式磁選機工作原理見圖1。礦漿由給礦管給入給礦箱，然后均勻地給入槽體。在分選室人口處，有特殊的弧形凸起，可使不同礦粒在分選空間中沿整個給礦寬度均勻分布，充分懸浮，并使礦漿流動方向與磁場的磁力方向一致，有利于圓筒充分吸引磁鐵礦粉。礦漿進入分選槽后，正處于第一和第二磁極之間，此處磁場強度最大。根據各礦物的比磁化系數不同，礦漿中的磁鐵礦粉受磁力吸引，附著在圓筒上。由于磁極極性互相交變，磁鐵礦粉一邊繞圓筒旋轉，一邊翻轉180。，甩掉混雜在其中的非磁性物。隨著圓筒的轉動，磁鐵礦粉被帶到精礦排礦口脫離磁系排入精礦槽，剩余一些精礦被水沖洗下來進入精礦槽，最后由精礦管排出槽體，循環利用。而非磁性物不能被圓筒吸住，仍沿槽底向前移動，在槽體內礦漿流作用下，進入尾礦槽排出。槽底和圓筒構成掃選區，槽底制成圓弧

沒有哪個激蕩的心靈不曾孤獨彷徨，沒有哪顆驛動的靈魂不曾四處流浪在夜的曠野，苦苦追尋自我的精神家園。當黑暗與光明在靈魂軀殼外陰陽際會，物欲與精神在軀殼深處激烈碰撞，即使一顆淪落塵間的魂靈，也擁有著從現實黑暗腐朽的泥土中，灌溉出舉世無雙、珍異奇美花朵的巨大力量。人的靈魂，從誕生伊始即向美而生。

每一天，白晝永遠會如期而至，暗夜終究也將必然降臨。紛繁蕪雜的現實生活里，世間的每顆靈魂都在用自己辛勞、快樂、眼淚、痛苦甚至掙扎，追逐著自我定義的幸福感。靈魂的最終歸宿，即在生活中尋找永恒之美，解放自我，重構完美的精神家園。

于我這樣普通而平凡的人，生活之美，亦珍珠般散落，藏匿于這并不完美的現實世界的光明與陰影里。長長的一聲嘆息，拂面而過的四季，多年邂逅的回眸，流轉于指間漸漸消逝的華年，攀爬在銹蝕的鐵柵欄上的花境，甚而一張悲哀欲絕的面孔，都如流星般絢麗地劃過現實世界的暗夜，令人心動不已。當時光漸成追憶，縱使在最苦痛的漫漫長夜里，靈魂最終也只會永遠記取黑暗天庭上閃耀的群星，供奉于精神家園的神壇之上。

庇厄利亞的女神們之于每個靈魂，無論高低貴賤，都賦予了同等、公平而輝煌的文字權利。即使現實世界中最窮困潦倒的年輕人，他們也能自由地進出文藝的國度，讓自己的靈魂在完美、靜謐的精神家園中休生養息，恢復生機。

當靈魂與文字相遇，人生的流行坎止，困頓躓踣，陪伴著無數心靈悸動的時刻，一經幻化成為文字，便終成永恒。于我，生活無處不可寄夢，文字的意義就在于此。
